Las láminas de silicio nano-cristalino depositadas sobre substratos de vidrio contienen las fases cristalina Si-I y amorfa. La exposición al haz de un láser estándar de Ar de 514,5 nm y potencia superior a 40 mW induce la transformación a la fase cristalina meta-estable Si-XII. Empleando espectroscopía Raman, se determinó que el efecto de inducción de transformación de fase está correlacionada con la dilución en hidrógeno del gas silano usado como reactivo en la preparación de las láminas, y de ese modo, depende del tamaño de grano y de la fracción de cristalinidad del material. En espectros registrados a 200°C se observa la desaparición de la fase Si-I y una reducción sensible de la inducida Si-XII, evidenciada por la reducción de la altura del pico correspondiente a un 25 % de la altura a temperatura ambiente. Los resultados muestran que la secuencia de transformación de fases en láminas nano-cristalinas presenta características diferentes a las que se producen en cristales de silicio, y permiten estimar las tensiones residuales en el material (0,4 - 0,7 GPa)
Nano-crystalline silicon films deposited on glass substrates contain the crystalline phases Si-I and amorphous one. The exposition to the spot of a standard laser of Ar of 514,5 nm and power superior to 40 mW induces the transformation to the meta-estable crystalline phase Si-XII. Employing Raman spectroscopy, it was determined that the induced phase transformation is interrelated with silane dilution in hydrogen used as reactive gas in the preparation of the films, and so it depends of the grain size and crystalline fraction of the material. In spectra registered at 200°C disappearance of the phase Si-I is observed and a sensitive reduction of the induced Si-XII, evidenced by the reduction of the height of the peak up to a 25 % of the height at ambient temperature. The results show that the sequence of phases transformation in nano-crystalline films presents different characteristics from those which are produced in silicon crystals, and allow to estimate the residual tensions in the material (0,4 - 0,7 GPa)
